This paper provides an overview on prin-cipal advantages and perspectives of GaN devices for high voltage power electronics including targeted applications and markets. It discusses typical re-quirements and specifications and shows up possi-ble technological implementations. Different ap-proaches are compared to each other and evaluated finally. Static and dynamic electrical results obtained on prototype devices are shown and discussed. Furthermore reliability expectations are given. The paper closes with a survey on international activities in the field of GaN power electronics.
